<p> Resonac正在尋找開發合作夥伴，以建立一種新的解貼合製程，並銷售新的臨時貼合膜。</p> <p> 在先進半導體的前端和後端製程中，晶圓和晶片會透過一種臨時貼合材料暫時貼合到玻璃載體上，以提高可加工性。在經過各種製造加工後，晶圓或封裝會與臨時貼合材料一起從載體上解貼合。因此，臨時貼合材料的效能必須與所有制造製程相容，並且殘留的臨時貼合材料必須易於去除。此外，解貼合過程必須在短時間內完成而不會造成損壞，以實現高產量和高生產率。而且，最近甚至要求後端製程和前端製程達到相同的潔淨水準。因此，傳統鐳射燒蝕解貼合方法產生的煙塵並不可取。</p> <p> Resonac的臨時解貼合膜具有高耐熱性和耐化學性，可以在晶圓和封裝臨時支撐在載體上時表現出足夠的貼合效能。一旦它們從載體上解貼合，薄膜可以在室溫下輕鬆剝除，而不會產生任何殘留物。將晶圓從載體上解貼合的製程採用Xe閃光燈照射，可實現大面積批量照射和暫態高能量輸出。透過Xe閃光燈照射局部加熱玻璃載體上的金屬層可產生暫態變形，無需施以熱應力或機械應力即可快速完成晶圓和封裝的解貼合。此外，由於解貼合機制與樹脂分解無關，因此該方法具有製程潔淨的優點，不會產生任何異物，例如鐳射燒蝕時產生的煙灰。</p>
