class="introduce">核心提示：氧化镓（Ga2O3）的禁带宽度可高达5eV，作为超宽带隙半导体材料，无需进行能带调控，即可进行日盲紫外波段的探测，加之优异的化学</div><div id="content"><div class="content" id="article"><p> <span style="text-indent: 2em;">氧化镓（Ga2O3）的禁带宽度可高达5eV，作为超宽带隙半导体材料，无需进行能带调控，即可进行日盲紫外波段的探测，加之优异的化学、物理性质使得氧化镓材料成为研制日盲紫外探测器的天然材料，无论国防还是民用领域都有着急切需求。</span></p> <p>氧化镓拥有五种同分异构体，分别为α, β, γ, δ, 和 ε。相比于稳定的β相氧化镓，其中具有正交结构的ε相氧化镓晶体对称性更好，可以在商用衬底如SiC、GaN、蓝宝石等单晶衬底上进行大面积异质外延，降低氧化镓基紫外探测器的成本，并且有望通过与GaN， AlN等相结合构建高性能日盲紫外探测器。同时，ε氧化镓是一种铁电半导体，具有非常强的自发极化，这也将为新型日盲紫外探测器的设计提供新思路。目前，ε氧化镓的高质量制备和探测器应用研究尚不成熟。</p> <p>裴艳丽，中山大学电子与信息工程学院教授，博导，宽禁带半导体材料与器件工程技术研究中心主任，主要研究工作集中在宽禁带氧化物半导体材料与器件方面，包括氧化物半导体材料外延MOCVD装备、外延工艺、氧化物半导体功率器件、氧化物半导体光探测器件、氧化物半导体薄膜晶体管器件等，发表SCI收录论文近100篇，撰写了2本专业书籍的章节，授权发明专利30余项。2020年获得“广东省科技进步奖二等奖”，2021年参与研发的氧化镓技术上榜“科创中国”先导技术榜。</p>
